Abstract

The spectral dependence of in-plane photovoltage (PV) and photoconductivity (PC) in sequentially grown GaInAs and GaInNAs double quantum well (DQW) heterostructures has been investigated. The spectra were taken at different temperatures, ranging from 30 K to 300 K. Optical spectra obtained from PV and PC measurements were found to be complementary and are discussed in terms of possible optical transitions in the structure.
